Cyclic Processes in Mid-Range SiGe Alloys

We propose longitudinal muon spin depolarization measurements to extract the energy for the T-site Mu acceptor level in mid-range SiGe alloys where a direct determination of the acceptor ionization energy has not been possible. We have resorted to examination of the relaxation rates associated with a combination of cyclic charge state transitions between the neutral and negative ionic state of Mu located at the T-site because the T to BC site change barrier for neutral muonium is smaller than the acceptor ionization energy for fractional Ge content below 0.75. We have demonstrated that the LF-MuSR relaxation features for the T/BC site-change cycle and the T-site 0/- charge-state cycle can be separated in high Ge content samples where acceptor energies are known from other techniques. We seek to obtain both the site-change barrier and acceptor energy for several mid-range SiGe samples.
